NVIDIA's next-generation Rubin Ultra GPU may use Intel's EMIB-T packaging for a four-chip variant, according to a UBS analyst note. The speculation suggests NVIDIA could offer two versions of the Rubin Ultra: a two-chip design and a four-chip design, with the latter likely relying on Intel's advanced packaging technology.
UBS analyst note reveals packaging speculation
UBS assumes NVIDIA's gross margin will remain around 75% through at least 2027, covering the Rubin generation. The analyst notes that out-year margins will depend partly on whether NVIDIA chooses to offer both the two-chip and four-chip Rubin Ultra SKUs. The four-chip version is the one that would use Intel's EMIB-T packaging.
Google is also reportedly interested in Intel's EMIB-T technology for its TPUs, according to analyst Ming-Chi Kuo. This suggests Intel's advanced packaging could see broader adoption beyond a potential NVIDIA deal.
NVIDIA has not confirmed any plans to use Intel EMIB-T packaging for the Rubin Ultra. The information comes from UBS speculation and has not been verified by the company. The timeline for Rubin Ultra remains unclear.
